英文摘要 | ZnO seeding layer film with c-axis orientation was deposited via dc magnetron sputtering on glass substrates. The reaction solution of zinc nitrate (Zn(NO3)2·6H2O) and methenamine (C6H12N4) at the same mole concentration was prepared, and the reaction solution was added with different mole fractions of aluminium nitrate. The Al-doped ZnO(ZAO) nanorods array was synthesized on the seeding layer in the reaction solution by a chemical bath deposition method. The results by X-ray diffraction indicated that the doping amount of aluminium did not affect ZnO crystal structure and the ZAO crystal possessed a hexagonal wurtzite structure. The effects of concentration of zinc source in the solution and content of aluminum doping on the morphologies, nanostructure, photoelectric properties of ZAO nanorods arrays were characterized by scanning electron microscope, fluorescence spectrophotometer and four-point probe, respectively. The results show that the doping amount of aluminium improves the conductivity of ZAO film, and the 2%Al-doped ZnO nanorod arrays with the well-crystalline, low electric resistivity and superior photoluminescence properties can be synthesized when the concentration of the zinc source in the precursor solution is 0.03 mol/L. |
