英文摘要	PURPOSE:To facilitate highly-reliable output operations and highly-efficient and stable oscillations by a construction wherein a reflective layer formed of a solid-phase reation product of a group III element or/and a group V element and a metal which reacts with either or both of said elements to produce a compound having a chemical equivalent composition is provided on the surface of a second clad layer of an oscillator, which is a resonant region. CONSTITUTION:A positive electrode 31 formed of Pt, for instance, is provided on a second clad layer 28 exposed out of a window 29, and on the interface thereof, a solid-phase reaction product 32 of Pt and elements of groups III-V is formed. When a DC voltage is impressed between the positive electrode 31 and a negative electrode 33, a light is generated by an oscillator 25, reflection is repeated by a resonator consisting of a first reflective layer 22 and the solid-phase reaction product 32 located on the surface of the second clad layer 28, a laser light is emitted in the vertical direction from the positive electrode 31 side. Since the refractive index of the first reflective layer 22 is so high as about 1, and the solid-phase reaction product 32 as a second reflective layer can form a reflective plane being excellent in flatness and having a high reflectivity, on the occasion, highly-efficient oscillations can be realized. In addition, the length of the resonator 25 can be controlled precisely by a process time, temperature, etc. of the solid-phase reaction product 32, and thus highly-reliable output operations and stable oscillations can be attained.
